GaAs nanowires were grown by metalorganic vapour phase epitaxy (MOVPE) method on evaporated metal films (Au, Au / Pd, Pt, Ag, Ni, Ga, Cu, Al, Ti) or Ga droplets formed from the metalorganic precursor trimethylgallium (TMG). The samples were characterized by scanning electron microscope (SEM) and transmission electron microscope (TEM). SEM images reveal that nanowires grow directly on the metals. TEM characterization shows crystallites in Au and Ga which seem to serve as nucleation points for the growth of nanowires.
