Computations on a diode model show that improvements in epitaxial doping profiles for Mott diodes should lead to marked reductions in cooled mixer noise temperatures. It is found that the ideality factor deduced from I-V characteristics is scarcely useful in predicting cooled mixer operation, but that the i.f. noise generated by the d.c. biased diode can reasonably predict performance. Calculations of excess hot-electron noise suggest that diodes should begin to show significant hot electron noise as diameters are reduced, since TEXCESS approx. (Area)(-2) at constant current.
