The commercial development of InP-based high radiation solar cell is currently limited by the excessive cost and fragility of the InP substrate. Growth of InP on alternative substrates such as GaAs or Si was proposed to overcome the difficulties. However, due to large dislocations densities, the efficiency of conventional InP devices fabricated on these substrates is drastically reduced. In this work it is shown that a new p-i-n InP device where InAsP/InP quantum wells are introduced in the conventional intrinsic region of the device is far less sensitive to defect densities. The development of InP based QW solar cell on alternative substrates and their potential for space applications is discussed.
