This paper aims to present the results of the 3D Plus stacking technology evaluation programme funded by French Space Agency (CNES) and European Space Agency (ESA / ESTEC). The Evaluation phase of this 3D stacking technology is the first step of the Capability Approval Programme of 3D Plus to be carried out under the control of the two european space agencies. For the purpose of this evaluation phase, a test structure has been developped ;this test structure called the CESAR cube consists of a stack of 10 layers populated with various active and passive components and tests chips whose main characteristics are measured before and after environmental tests. This test cube will be described in term of materials and processes used, complexity and electrical characteristics. Then, the evaluation test plan consisting of four main tests subgroups will be presented. Finally, the electrical and technological tests results will be detailled.
